Heterogeneously integrated III-V-on-Si laser with embedded photonic molecule mirrors

Abstract

We have designed, fabricated, and characterized a III-V-on-Si laser employing photonic molecule mirrors with high potential for laser tunability and control. Resonant mirrors are realized by tailoring supermodes of coupled microrings. A laser threshold of 40 mA (L-band), series resistance of 10 St, and side mode suppression ratio of 40 dB are demonstrated. (c) 2023 Optica Publishing Group (AU)
