Study of carrier and spin dynamics processes in hydrodynamic electron-hole plasma formed in mesoscopic GaAs channels and in AlGaAs and InGaAsP quantum wells

Abstract

In summary, the diffusion of photoexcited holes will be studied by means of a photocurrent scanning microscopy performed in a mesoscopic channel formed in a high mobility GaAs quantum well where electrons reveal hydrodynamic properties. In this way, the diffusion of the minority holes will be investigated inside the viscous fluid of the majority electrons. The recombination time and the diffusion length both measured as a function of temperature will be used to prove the hydrodynamic nature of diffusion. The obtained results will be analyzed in the scope of ambipolar diffusion that allows determining the effective coefficient of viscosity of the holes. The proposed research is different from the hydrodynamic effects observed so far in viscous electronic systems, since in the reported case the diffusion of holes occurs within a binary mixture composed of the majority of hydrodynamic electrons and the minority photoexcited holes. In the second part of the project we plan to study recombination and spin relaxation processes in AlGaAs and InGaAsP parabolic quantum wells in high magnetic fields. The methods employed in the proposal are: direct spin relaxation time measurement, the new method recently developed in our laboratory and diffusion length measurement. The research results can be important in the development of spintronic devices based on InGaAs/InP quantum wells. (AU)
